NVIDIA revealed technical details of the GB10 Grace Blackwell superchip, a compact 2.5D package that pairs a MediaTek Arm CPU die with a Blackwell GPU die on TSMC´s 3 nm node. The design targets workstation form factors with a unified memory fabric and a roughly 140 watt package power rating.
